通过调节RON/ROFF的大小可以来调整MOSFET的开通/关断速度:增大RON/ROFF来减慢MOSFET开通/关断的速度,减小dv/dt(di/dt)从而减小门极电压尖峰。 但是另一个方面,增大ROFF会使得门极驱动线路上的电阻变大,Cgd上产生的位移电流流经ROFF后的电压也会相应的变高,实际应用中有时增大ROFF并不能让电压尖峰有效的降低。 另外由于增大ROFF会使MOSFET的关断速度变慢,从而使MOSFET的功耗增大。 在MOSFET的门极和源极之间并联一个外部电容CGS_E也可以降低门极电压尖峰,但是它跟增大RON/ROFF一样,会使MOSFET的整个开、关速度都变慢,从而导致整MOSFET的功耗增大。
